摘要: | GeO disproportionation into GeO2 and Ge is investigated using x-ray photoelectron spectroscopy. Direct evidence about the reaction, 2GeO→GeO2 +Ge, after annealing in ultra-high vacuum is provided in this paper. By considering the oxygen transfer in GeOx network, a kinetic model about the disproportionation is established. On the basis of kinetic and thermodynamic calculation, the activation energy for the disproportionation has been extracted to be around 0.7 eV. The apparent contradictions between GeO desorption through interfacial red-ox reaction and GeO disproportionation is explained by taking oxygen vacancy into consideration. The band alignment of the Ge: GeO: GeO2 system has also been studied. |
